HEMT as power JFET replacement?

I've used power JFETs as analog switches to isolate the driver amplifier output on a half duplex comms system. The amplifier drives maybe 500mA from a 50V supply using class B at up to 100kHz. Getting the necessary negative gate drive is easy as I can set and hold the amp output at 25V.



This is a simple and effective solution apart from the sheer size of these monsters. No-one makes power JFETs in small packages it seems and quantities are too small to consider custom.



Would a HEMT work here as a more-or-less drop in? I have absolutely no experience with these, but as far as I can tell, they don't have the substrate diode problem that makes a MOSFET tricky here.


There are some nice cheap SSRs around. Or real relays.

Too slow. It needs to switch quickly (say a few microseconds) to catch the RX signal, and needs low distortion for the TX. Really, the JFETs work very well, they're just very big and space is at a premium.

What's the signal level? Do you need gate isolation?

We use some USB bus switches as analog mux'es. Wideband and very low ON resistance.

We just discovered the TMUX4052. Take a look.

I did something similar more than 30 years ago with mosfets but it probably isn't adaptable to your needs.

Assuming I've remembered it correctly. The TF048 transformer is the only component which is definitely the same.
