Farnell do an npn BUS14 that can handle Ic=30A @ Vceo=400v (catalog number
359-609) and others even way beyond this spec. Check their semiconductors section, page 417. HTH, Pete.There are many, look at IGBT's for a long list. Also there aren't very many that can handle 130v and 18 amps at the same time unless it is in a brick style package.
