First production TO3 package Silicon power transistor?

1967 the all/some? Silicon Sansui AU-777 integrated amp came out , anyone know what output devices it used?

2SD143 x2 2SD218 x2 /ch

12/ch wrms @ 8ohm.

Both made by NEC, well in 1976 anyway, I've no earlier Japanese data

Any counter-advances on 1967 for earliest production TO3?

I seem to remember getting some free samples of the planar version of the

2N3055 from (I think) Solitron in about 1964. I used them to make a quasi-complimentary audio amplfier. The standard 2N3055 must have been around already.

The 1964 7th edition GE transistor manual lists TO-5 and TO-8 devices, but no TO-3 ones as far as I can see.

Sony 2SD45 for the 777 Sony made TO3 transistors such as the 2SC41 in

1959.

HH Scott model 260, 80-Watt, Solid State integrated stereo amplifier , 1965, used 2N3055 apparently

The 2n3055 is listed in my 1966 RCA data book and this text points to 1965 release:-

"After several chip design changes and some significant package cost reductions the 2N1486 and 2N1490 migrated into the 2N3054 and 2N3055 which became industry workhorse standards. The package redesigns were done by Milt Grimes. The 2N3055 was the first multi-amp silicon power transistor to sell for less than one dollar! It was a huge success in the power supply market. In 1965, the team of Design, Production, and Applications engineers who launched these devices got RCA Electronic Components Achievement Awards, which were quite generous."

My old RCA data file #14, dated 1966, notes the 2N175 and 2N176, in TO-3 cases, 'not recommended for future design'. It seems they must have come out somewhat earlier.than that file, dated 11-66.

Oh, silicon... RCA types 40325 and 40363 were in TO-3 packages, and the File #78 document refers to earlier release info dated 7/65 on those. Rated 35V, 15A.

Rummaging through old RCA data, file #139, on 2N1487 and 2N1488 and

2N1489 and 2N1490, claims to be data reprinted from ICE-205-B dated 5-60. These are 6A 55V NPN Si transistors in TO-3 case.
