Maybe the body diode is merely a mechanical consequence of mounting the si on a heat conducting copper sort of thing for power MOSFETS. Sometimes the body diode in that case is actually a sort of zener, or avalanche protection, in reverse mode, like for example in the case of IRLZ34A that I use a lot.

P-type wafer/substrate

3 N-type plugs left to right separated by about 2" (on paper :-)

Call left-most N-type plug as Drain_1

Call right-most N-type plug as Drain_2

Call center N-type plug as the Common Source

Tie that Common Source to the P-type substrate

Add oxide, then Gates over the P-type separating the plugs ...Jim Thompson
