SOT-23 at 1.5 watts

The hot spot was 100C at 1.5 watts. I'll probably run half a watt or less.

On a SOT23 with, apparently, a big chip inside, I'd expect surface hot spot temp to be close to silicon temp.

It ran fine, 24 hours at 1.5 watts.

Looks like the chip is upside-down. The source and gate wire bonds are probably below. Wish I had a high-res xray machine.

I wonder if all SOT23s are like this. If so, one would heat sink them best from the top side. That could be handy for some GHz parts, especially as the SOT89s are going EOL. I guess I'll grind open some RF parts, too.
