AO3400 family are cheap but miss your gate charge spec

I have AO3400 & 3401, about US$0.03 from AliExpress before India blocked the site. But these are 4-5A devices with correspondingly higher Qg and Ciss.

I need to switch about 1 amp at up to 80 volts into a resistive load, preferably logic level gate, and board area is critical. A dpak is kinda big. I wish some SOT23 could do it

AOSS62934 - SOT-23, 100V, 2A, 0.12 ohm, 250pF, 1.8nC(4.5V). Not specifically logic level though.

That's cool. I do have a 5 volt supply, and could add a sort of cap-diode thing to cheat up to 6 volts gate drive, but it looks pretty good at 5.

Did you measure them? I got one batch that measured 647pF and 0.97 Vt. Later another one measured Vt = 0.87, C = 413pF. They had higher Rdson, so not really AO3400, but were closer to your spec than real AO3400. Of course, trouble with AliExpress is that you do not know what you will get, especially concerning mosfets (sellers routinly sell much smaller mosfets marked as bigger ones).

This layout is the "template" for a product line of PoE instruments. All the boards will have this foundation, which we call Alice. Then specific products will fill the right side with Bob parts. Alice only takes 1/3 of the board, so I probably don't need to fight for every hundredth of a square inch.

Maybe you have not thought of this, but you could go to LCSC and buy a device from China a a fraction of the cost of western suppliers
