Beautiful transistor.
In the current-sinking config, with the 47 ohm emitter resistor, it is fast and clean. Most microwave transistors would oscillate doing this.
The rise and fall are actually a bit faster than shown here. I was using a 3-foot RG174 cable to the scope, which slowed things down a bit. It's better with a short hardline.
Actually, the P400 pulse generator is probably limiting rise and fall times. I need to design a fast pulse generator some day.
BFS17 is rated 15 volts, a lot higher than most fast NPNs. This Zetex one starts to zener around 45 volts.
