Looking for a p-channel enhanced-type power MOSFET with Gate Threshold Voltage less than -1.0 volts

Hi there,

IRF7606 is able to provide a Gate Threshold Voltage (Vgs) at -1.0 volts. However, my application requires a similar type of P-channel Power MOSFET with a Gate Threshold Voltage (Vgs) around -1.5 volts (lesser than -1.5 volts will be still fine). Could anybody please provide me a hint about the parts?

Funny you should ask. I'm just trying to source either the FDS9431A or the NDS8434A from Fairchild and have both datasheets open right now. They are logic-level P-channel mosfet's and them meet your VGS threshold requirement. Please check data sheets for other parameters to suit your application.

Hello Johnson,

FETs usually have quite a large lot to lot tolerance in Vgs. I wouldn't rely on an exact Vgs value in a design. When the Vgs requirement is this low in voltage I often try my best to get away with bipolar transistors.

And, the gate threshold will change as the FET heats up. You could pre-pick your fets and bias them to get a different gate threshold if necessary.
