1.8 THz is easy...I have metal-insulator-metal diodes working as rectifying detectors at 1.6 micron wavelength (200 THz), with quantum efficiencies of ~6% including antenna losses and waveguide coupling. First publication should come out in Optics Express in a few weeks. Still trying to get the modulators to work.
The transistor idea is neat if they can make it work...making that base electrode is the hard part.
