All the discussions here and in A.B.S.E about cobbling up a "patched" power MOS Spice model to cover low-voltage-low-current characteristics have always struck me as dangerous, fraught with possibility for error in other parameters.

The attachment shows how Level=7 seems to naturally cover the region.

So I think two things are in order...

(1) Harass Power MOS manufacturers to provide a correct Spice model

or

(2) Roll you own, but use Level=7 parameters rather than patching.

Meanwhile your curve has the wrong slope and Vth for any typical MOSFETs I'm aware of. Presumably this can be fixed by tweaking the model, but you haven't shown us the model, only a putative plot. Come on Jim, show us the guts, the dirty underbelly. Let us have a kick or two at the tires. :>)

I'm anxious to see if Level=7 will do the trick. I'm reluctant to use behavioral add-ons except for systems.

I'll post my 2n7000 raw-data spreadsheet to a.b.s.e. It has the display panes set the way I left them the last time I was playing with some of my data (last April), so you'll have to operate the Excel controls a bit to see the whole thing. Also, there are more graphs on the second page.
